140GHz Terahertz Source Terahertz Generator Terahertz and Asia Pacific Terahertz Imaging Systems and Devices are developed by TERASENSE, a US company. Utilizing new technologies, they produce room temperature working terahertz wave detectors and high-power terahertz generators for semiconductor materials. TeraSense terahertz source (IMPATT diode) is a highly efficient microwave and Asia Pacific Hertz wave generation device. Their operating frequency range is about 3-400GHz, and their main advantages are high output power and compact packaging. IMPATT diodes have a very narrow operating frequency bandwidth, so the internal dimensions of the diode must be designed according to the corresponding frequency. In addition, compared to other types of microwave negative resistance diodes, IMPATT based generators have the potential to achieve higher output power levels. The IMPATT generator has also been proven to be one of the most effective and economically efficient high-frequency and high-power power sources, with a long service life and stable and reliable operation. Terasense now offers a new generation of terahertz sources. The upgraded IMPATT diode is equipped with a protective isolator, significantly improving the stability of output power. And now there are two options for customers to choose from: circular output port and horn shaped output port, which can be flexibly matched with linear and planar terahertz cameras.
The TeraSense series terahertz source (IMPATT diode), also known as a silicon dual drift diode, has a transmission area of 0.6 μ m and is mounted on a copper heat sink. The layers in a dual drift diode are: heavily doped (p+) - region, moderately doped (p+) - region, moderately doped n-region, and heavily doped (n+) - region. The (p+) and (n+) - regions allow for ohmic electrical contact with external circuits. This device relies on negative resistance to generate and maintain oscillations. When the optimized frequency is 100GHz, the typical output RF power (rfpower) of this terahertz source can reach 100mW. This allows them to be used with multipliers to achieve frequencies in the far terahertz spectral range.
